Si doping in MOCVD grown (010) β-(AlxGa1-x)2O3 thin films

Summary: This work investigates the structural and electrical properties of metalorganic chemical vapor deposited Si-doped beta-(AlxGa1-x)(2)O-3 thin films grown on (010) beta-Ga2O3 substrates as a function of Al composition. The results show that increasing Al composition leads to a decrease in Si incorporation efficiency, an increase in C and H impurity levels, and lower net carrier concentrations in the films. Higher Al compositions also result in cracking in the films due to lattice mismatch with the substrate. The study highlights the importance of Al composition in determining the properties of Si-doped beta-(AlxGa1-x)(2)O-3 films.

Highly Asymmetric Optical Properties of β-Ga2O3 as Probed by Linear and Nonlinear Optical Excitation Spectroscopy

Summary: In this study, beta-Ga2O3 was found to exhibit highly polarized photoluminescence under different photon absorption conditions, consistent with selection rules for optical transitions. The measured nonlinear optical absorption coefficients were significantly higher than theoretical predictions, indicating excellent optical nonlinearity. Photoluminescence was shown to originate from excitons bound to Ga and O vacancies.

Optical Characterization of Gallium Oxide α and β Polymorph Thin-Films Grown on c-Plane Sapphire

Summary: This study examined the optical properties of thin-film alpha-Ga2O3 synthesized using mist chemical vapor deposition (mist CVD) on double-side polished c-plane sapphire, and compared them with beta-Ga2O3 thin films grown on similar substrates. Despite differences in absorption edge and photoluminescence spectra, both alpha-Ga2O3 and beta-Ga2O3 thin films exhibit similarities in certain features. The varying intensity of photoluminescence bands with excitation photon energy is attributed to a non-uniform defect concentration distribution across the sample depth, with lower defect concentrations associated with blue and green emission in alpha-phase films.

Epitaxial growth of (AlxGa1-x)2O3 thin films on sapphire substrates by plasma assisted pulsed laser deposition

Summary: In this study, (AlxGa1-x)(2)O-3 films were successfully grown on a-plane sapphire substrates at low temperatures using plasma assisted PLD. The bandgap of the films was measured using XPS, showing a range from 5.3 to 8.5 eV as the Al concentration varied. This method opens up new possibilities for the application of power devices and functional devices based on (AlxGa1-x)(2)O-3.

Photoluminescence and Raman mapping of β-Ga2O3

Gallium vacancy formation in oxygen annealed β-Ga2O3

Anisotropic luminescence and third-order electric susceptibility of Mg-doped gallium oxide under the half-bandgap edge

Summary: The study revealed strong anisotropy of photoluminescence in (100)-cut beta-Ga2O3 and Mg-doped beta-Ga2O3 single crystals in the UV and visible spectral range, with different types of transitions attributed to the observed bands. The Mg-doped sample exhibited enhanced green photoluminescence and increased two-photon absorption and self-focusing effects at 515 nm. The nonlinear optical properties of Mg-doped beta-Ga2O3 were found promising, encouraging further development in this area.
