Interfacial ferroelectricity in rhombohedral-stacked bilayer transition metal dichalcogenides

Summary: By stacking non-equilibrium configurations of van der Waals materials, we have successfully fabricated nanometer-thick 2D ferroelectric semiconductors. We discovered electrically switchable rhombohedral-stacking configurations by parallel stacking two identical monolayer transition metal dichalcogenides (TMDs), with out-of-plane polarization that can be flipped by in-plane sliding motion. The ferroelectric domains were visualized using piezoelectric force microscopy.

Manipulation of current rectification in van der Waals ferroionic CuInP2S6

Asymmetric Metal/α-In2Se3/Si Crossbar Ferroelectric Semiconductor Junction

Summary: In this study, a ferroelectric semiconductor junction with a metal/α-In2Se3/Si structure was proposed and experimentally demonstrated. The high-performance c-FSJ showed an on/off ratio > 10^4 at room temperature and > 10^3 at 140 degrees C, with retention > 10^4 s and endurance > 10^6 cycles. By introducing a metal/α-In2Se3/insulator/metal structure, the on/off ratio of the α-In2Se3 asymmetric FSJs can be further enhanced to >10^8.

Sliding ferroelectricity in 2D van der Waals materials: Related physics and future opportunities

Direct measurement of ferroelectric polarization in a tunable semimetal

The density of electrons and holes can be continuously tuned by an external gate voltage, allowing for the measurement of spontaneous polarization. The coexistence of free carriers and electrical polarization in ferroelectric metals has been explored using a capacitive method.
