Systematic Investigation of Growth and Properties of Ga2O3 Films on C-Plane Sapphire Substrates Prepared by Plasma-Assisted Molecular Beam Epitaxy

Summary: This study investigates the growth and properties of Ga2O3 films on c-plane sapphire substrates using plasma-assisted molecular beam epitaxy (PAMBE). The source flux and growth temperature were found to be key factors affecting the growth behavior, surface morphology, crystallinity, structural quality, and optical properties of the films. The ((2) over bar 01) beta-Ga2O3 films exhibited six-fold rotational domain structures, and the smoothest surface was obtained at a growth temperature of 800 degrees C. The grown films showed high transparency and optical bandgaps ranging from 4.79 eV to 4.89 eV.

Selective area growth of beta-Ga2O3 by HCl-based halide vapor phase epitaxy

Summary: Selective area growth of beta-Ga2O3 was demonstrated by HCl-based halide vapor phase epitaxy on SiO2-masked (001) and (010) beta-Ga2O3 substrates. High-aspect-ratio structures with (100) sidewall facets were observed for stripe windows along [010] and [001] directions on the respective substrates. These structures can be applied to trenches and fins for beta-Ga2O3-based power devices.

β-Ga2O3 FinFETs with ultra-low hysteresis by plasma-free metal-assisted chemical etching

Summary: In this work, beta-Ga2O3 FinFETs with metalorganic chemical vapor deposition grown epitaxial Si-doped channel layer on (010) semi-insulating beta-Ga2O3 substrates are demonstrated. Smooth sidewalls of beta-Ga2O3 fin channels are achieved by the plasma-free MacEtch method. The FinFETs exhibit low on-resistance and high breakdown voltage with nearly zero hysteresis in DC transfer characteristics. The effect of channel orientation on device performance is also investigated.

Excitation dependent and time resolved photoluminescence of β-Ga2O3, β-(Ga0.955Al0.045)2O3 and β-(Ga0.91In0.09)2O3 epitaxial layers grown by pulsed laser deposition

Summary: In this study, steady state and time-resolved photoluminescence measurements were conducted on beta-Ga2O3 and beta-(Ga0.955Al0.045)(2)O-3 as well as beta-(Ga0.91In0.09)(2)O-3 mixed crystals. The results showed that the steady state luminescence spectra of all the samples exhibited peaks and shoulders. Two transitions were observed in the wavelength ranges of 330-381 nm (ultraviolet) and 486-492 nm (blue) in both Ga2O3 and the alloy oxides. Additionally, emissions at 596 nm (yellow) and 734 nm (near infrared) were observed in Ga2O3. However, only the yellow transition was observed at 582 nm in (Ga0.955Al0.045)(2)O-3 and no transitions were observed in (Ga0.91In0.09)(2)O-3. The variations of integrated and peak intensity, peak position, and recombination lifetimes of the transitions with excitation intensity were analyzed and discussed in terms of the underlying recombination mechanisms.

Heteroepitaxial β-Ga2O3 thick films on sapphire substrate by carbothermal reduction rapid growth method

Summary: Heteroepitaxial beta-Ga2O3 thick films were successfully grown on sapphire substrates using carbothermal reduction method. The growth direction and surface morphology of the films were found to depend strongly on the orientation of the substrate. The fastest growth rate was achieved on c-plane sapphire substrate, with a thickness of approximately 30 μm after 2 hours. The films exhibited a pure-phase beta-Ga2O3 structure, with a bandgap ranging from 4.6 to 4.7 eV.

Oxygen annealing induced crystallization and cracking of pulsed laser deposited Ga2O3 films

Summary: This study systematically investigated the effect of annealing temperature on the texture, optical characters, chemical valence state, and surface topography of amorphous gallium oxide films. The optimal annealing temperature was found to be 700 degrees C, resulting in good crystal quality and flat-continuous surface. However, temperature above 800 degrees C led to the appearance of cracks, possibly due to Al diffusion and thermal expansion coefficient mismatch.

Controlled Si doping of β-Ga2O3 by molecular beam epitaxy

Summary: This study reports controlled silicon doping of Ga2O3 grown in plasma-assisted molecular beam epitaxy. The addition of an endplate to the Si effusion cell allows for control of the mobile carrier density, resulting in a significant change in electrical resistivity. High room temperature mobilities, exceeding 100 cm(2)/V s, are achieved with a peak value of over 125 cm(2)/V s at a low doping density of 10(17)/cm(3). Temperature-dependent Hall effect measurements show carrier freeze out for samples doped below the Mott criterion. A mobility of 390 cm(2)/V s is observed at 97 K.
