Substrate-Free Chemical Vapor Deposition of Large-Scale III-V Nanowires for High-Performance Transistors and Broad-Spectrum Photodetectors

Yanxue Yin et al.

Summary: In this work, high-quality III-V nanowires (NWs) of binary GaSb, GaAs and ternary GaAsxSb1-x, InxGa1-xAs were successfully grown on various substrates using a simple and low-cost metal-catalyzed chemical vapor deposition (CVD) method. The resulting NWs exhibited homogeneous morphology, crystallinity, and stoichiometry, indicating high-quality phase purity. The electrical properties of GaSb NWs grown on different substrates showed satisfactory values, and the fabricated GaSb NWs photodetector demonstrated excellent broad-spectrum photodetection ability. The study also demonstrated the preparation of large-scale GaSb NWs with uniform morphology, crystallinity, stoichiometry, and electrical properties on glass using a home-made stepper CVD method. These findings guide the easy growth of high-quality functional NWs on any expected substrates for further photoelectronic applications.

Controllable Doping in 2D Layered Materials

Zhen Wang et al.

Summary: The study identifies a unique self-modulated doping characteristic in 2D layered materials, allowing for controlled tuning of p-type, intrinsic, and n-type doping in the same material through thickness modulation. Lattice deformation in PtSSe transitions defects from Pt vacancies to anion vacancies, leading to different types of conductance. By modulating thickness, the WSe2 diode demonstrates high rectification ratio and open-circuit voltage, while the PtSSe detector overcomes the issue of large dark current in narrow-bandgap optoelectronic devices. These findings offer a fresh perspective for both fundamental scientific research and practical applications.

Extrinsic Photoconduction Induced Short-Wavelength Infrared Photodetectors Based on Ge-Based Chalcogenides

Ting He et al.

Summary: 2D layered photodetectors have been widely studied for their optoelectronic properties, but are limited by bandgap. Extending detection waveband through extrinsic photoconduction can enhance functionalities. Ge-based chalcogenides demonstrate extrinsic photoconduction-induced short-wavelength infrared photodetectors for the first time, broadening detection waveband with assistance of Ge vacancies. This approach provides design strategies to enrich the functionalities of 2D layered photodetectors.

Shiqi Yin et al.

Summary: In this study, thermal transport properties of few-layer PtSe2 and PtS2 were investigated using an optothermal Raman technique. It was found that the vibration modes of the specimens showed red shifts with increasing temperature and laser power. The thermal conductivities of PtS2 and PtSe2 at room temperature were determined to be 85.6 +/- 7.70 and 40.4 +/- 4.67 W/(m.K) respectively, aiding in the design of NTMD-based thermal management devices.
