Analysis of InGaN-Delta-InN Quantum Wells on InGaN Substrates for Red Light Emitting Diodes and Lasers

Summary: Modern multi-color displays and laser projectors often require a combination of III-V and III-Nitride material systems for different colors. This study proposes using InGaN/InGaN/delta-InN quantum wells on InGaN substrates to enhance electron-hole wavefunction overlap and radiative recombination rate in the red emission regime. This novel active region design could pave the way for high-efficiency red-emitting InGaN LEDs and lasers with the incorporation of InN monolayers on InGaN.

Understanding the Luminescence Characteristics of Ultraviolet InGaN/AlGaN Multiple Quantum Wells with Different In Gradients

Summary: The study demonstrates that InGaN/AlGaN ultraviolet light-emitting multiple quantum wells with larger In gradients exhibit higher luminescence efficiency and longer EL spectral peak wavelength. The increase in In gradient alters the distribution of electrons and holes in QWs, leading to a redshift in EL spectra. Additionally, the enhancement in radiative recombination rate and EL intensity is attributed to the increase in overlap integral of electron-hole wavefunctions in InGaN QWs as In gradient increases.

Investigation of a Separated Short-Wavelength Peak in InGaN Red Light-Emitting Diodes
