Investigation of etching selectivity and microstructure of Ag-doped Sb2Te thin film for dry lithography

Summary: This study reports on the use of Ag-doped Sb2Te thin film as a heat-mode resist and investigates its etching selectivity and microstructures. The results show that the Ag1.44Sb2.19Te thin film has high etching selectivity in CHF3/O-2 mixed gases and can be used as a heat-mode resist. Pattern transfers from Ag1.44Sb2.19Te to SiO2 and Si substrates are successfully achieved.

High optical/color contrast of Sb2Te thin film and its structural origin

Summary: This study investigates the optical/color contrast and structural evolution of Sb2Te phase change material. It is found that Sb2Te film has high optical/color contrast due to the large discrepancy in refractive index and extinction coefficient between as-deposited and crystalline states. Raman spectra analysis reveals that enhanced Sb-Te bonds within the two-dimensional Sb2Te3 plane contribute to the high contrast of Sb2Te. Ab initio calculations further show that the complicated local motif of the as-deposited phase of Sb2Te is caused by excess Sb atoms. Additionally, analysis of the electronic structure suggests that the degree of electronic delocalization may result in the large optical/color contrast of Sb2Te film. This work provides a valuable reference for future color display applications.

Electrochemical Strategy for High-Resolution Nanostructures in Laser-Heat-Mode Resist Toward Next Generation Diffractive Optical Elements

Summary: In this study, an electrochemical development strategy using AgInSbTe-based laser heat-mode resist (AIST-LHR) was proposed and developed for achieving high-resolution nanostructures for next-generation diffractive optical elements (DOEs). By controlling oxidation reaction and etching selectivity, nanostructures with a minimum size of 41 nm were successfully generated and transferred onto silica substrate, demonstrating their potential applications in DOEs.

Summary: The structural features and electrical properties of thin materials developed for phase change memory are highly influenced by stoichiometry and binding states. Chemical state X-ray photoelectron spectroscopic analysis of materials such as GeTe, Sb2Te3, and GST is challenging due to overlapping binding energies when samples are exposed to air. Quasi in situ XPS has been used to characterize PCM materials and investigate the influence of nitrogen and air exposure on their binding states.
