InAl(Ga)N: MOCVD thermodynamics and strain distribution

Summary: This study successfully increased the nitrogen content in vapor phase by adjusting the partial pressure of ammonia, and investigated the effect of ammonia on the composition of indium-rich InAl(Ga)N layers. It was found that the increase in indium molar fraction coincided with the ammonia input partial pressure, independent of the growth regimes.

NANOSTRUCTURED LAYER ENHANCING LIGHT EXTRACTION FROM GAN-BASED SCINTILLATOR USING MOVPE

Summary: The efficiency of light extraction (LE) in GaN buffer layer was studied through angle-resolved photoluminescence. By introducing a SiNx layer and subsequent GaN light extraction layer (LEL), the light extraction efficiency (LEE) was increased by up to 154%. Various growth parameters were tuned to optimize the morphological properties of GaN islands forming the LEL, and it was found that this layer is more efficient for higher extraction angles.
