Growth of InPBi on InP(311)B Substrate by Molecular Beam Epitaxy

Summary: In this study, the growth process of InPBi on an InP(311)B substrate by molecular beam epitaxy was investigated. It was found that Bi atoms were incorporated into the samples grown at or below 350 degrees C, with a Bi concentration of up to 5%. Despite an increase in surface roughness with decreasing growth temperature and high Bi flux, Bi atoms were observed to have surfactant effects on the surface flatness of samples grown at a low Bi flux.

Kinetic model for molecular beam epitaxy growth of InAsSbBi alloys

Summary: The growth of Bi-containing III-V alloys requires precise control over temperature and group-V fluxes due to Bi's low equilibrium solubility and tendency to segregate into surface droplets. A model based on atomic kinetics was applied to InAsSbBi grown on GaSb, showing a strong interaction between Bi and As affecting the Bi-rich droplet formation.
