Hybrid metal/Ga2O3/GaN ultraviolet detector for obtaining low dark current and high responsivity

Summary: In this work, a metal/Ga2O3/GaN hybrid structure metal-semiconductor-metal ultraviolet photodetector was proposed and fabricated, which exhibits low dark current and high responsivity. The fully depleted Ga2O3 layer with Schottky contact of Ni/Ga2O3 enables efficient carrier transport by pushing the photo-induced electrons into the GaN layer. The device achieves a significantly high photo-to-dark current ratio and demonstrates quick rise and fall times.

Highly efficient green InP-based quantum dot light-emitting diodes regulated by inner alloyed shell component

The insertion of a gradient inner shell layer, ZnSexS1-x, resulted in InP-based QDs with the narrowest full width at half maximum and highest quantum yield. The resulting QLEDs showed high external quantum efficiency and electroluminescence peak, which is significant for the preparation of InP-based green-emitting QLEDs.

Enhanced performance of ZnO microwire/PEDOT:PSS heterojunction ultraviolet photodetectors via carbon nanohorns and DMSO treatment

Summary: This study modulated the electrical performances of poly(3,4-ethylenedioxythiophene):polystyrene sulfonate (PEDOT:PSS) samples using carbon nanohorns (CNHs) and dimethyl sulfoxide (DMSO). An inorganic-organic heterojunction photodetector was fabricated using the treated PEDOT:PSS sample and a Ga-doped ZnO microwire. The device exhibited excellent photoresponse properties, and the performance features were significantly improved compared to the untreated PEDOT:PSS detector. The enhanced photoresponse characteristics were attributed to the increased photoelectrical properties of the treated PEDOT:PSS via the CNHs&DMSO co-additive.
