Temperature-Dependent Electronic Transport in Non-Bulk-Resistance-Variation Nitrogen-Doped Cr2Ge2Te6Phase-Change Material

Yi Shuang et al.

Summary: The electronic transport mechanism of nitrogen-doped Cr2Ge2Te6 phase-change material shows almost zero resistivity variation upon phase transition. Different transport mechanisms are observed at different temperature ranges, leading to significant contact resistance contrast in memory cells.

Dimensional transformation of chemical bonding during crystallization in a layered chalcogenide material

Yuta Saito et al.

Summary: The study demonstrates a dimensional transformation in chemical bonding from a randomly bonded three-dimensional disordered amorphous phase to a 2D bonded vdW crystalline phase, as well as the emergence of a counterintuitive metastable quasi-layered state during crystallization.

High-Throughput Screening for Phase-Change Memory Materials

Yu-Ting Liu et al.

Summary: This study reports the largest scale PCM materials searching, starting with 124,515 candidate materials, and eventually screening 158 potential PCM materials using a rational high-throughput screening strategy. Further analyses revealed 52 materials with properties similar to the GST system, some of which show potential for low power consumption and suitability for optical/electrical PCM applications.

Evolution of the local structure surrounding nitrogen atoms upon the amorphous to crystalline phase transition in nitrogen-doped Cr2Ge2Te6 phase-change material

Yi Shuang et al.

Summary: This study investigates the impact of nitrogen doping on the structure and electrical properties of Cr2Ge2Te6 phase-change memory materials. It is found that nitrogen doping inhibits the formation of Cr nanoclusters, leading to a decrease in resistivity change upon the amorphous to crystalline phase transition.
