Low-thermal-budget Au-free ohmic contact to an ultrathin barrier AlGaN/GaN heterostructure utilizing a micro-patterned ohmic recess

Summary: A pre-ohmic micro-patterned recess process was used to fabricate Ti/Al/Ti/TiN ohmic contact to an ultrathin-barrier (UTB) AlGaN/GaN heterostructure, achieving a significantly reduced ohmic contact resistivity. The sheet resistances increased with temperature following a power law, while the specific contact resistivity decreased with temperature. The contact mechanism was described well by thermionic field emission (TFE), showing an intimate contact between ohmic metal and the UTB-AlGaN as well as GaN buffer.
