Electrical transport properties of highly doped N-type GaN materials

Summary: This paper presents a comparative study of electron transport phenomena in heavily doped n-type gallium nitride above the Mott transition with silicon and germanium. The samples were grown using molecular beam epitaxy, metal-organic vapor phase epitaxy, and halide vapor phase epitaxy. The temperature dependence of resistivity and Hall Effect was measured from 10 K to 650 K. The study of the electrical transport properties at sub-room temperatures provides valuable insights into extrinsic material properties and scattering mechanisms. The limitations of the applied models are also discussed.

Nitrogen-displacement-related electron traps in n-type GaN grown on a GaN freestanding substrate

Summary: In this study, energy levels due to intrinsic point defects in n-type GaN layers were investigated using DLTS. Two electron traps, EE1 and EE2, were observed, corresponding to nitrogen vacancies and nitrogen interstitials. Annealing led to a reduction in the trap densities at the same rate, indicating the migration of nitrogen interstitials and subsequent recombination with nitrogen vacancies.

Electrical properties and structural defects of p-type GaN layers grown by halide vapor phase epitaxy

Summary: This study investigated the electrical properties and structural defects of p-type GaN layers with different Mg doping concentrations grown by HVPE. It was found that high Mg doping concentrations lead to a decrease in hole concentration and the formation of pyramidal inversion domains (PIDs). Energy-dispersive X-ray spectroscopy showed that Mg atoms accumulate in PIDs, inhibiting the increase in acceptor concentration.
