Power-Dependent Investigation of Photo-Response from GeSn-Based p-i-n Photodetector Operating at High Power Density

Chiao Chang et al.

Summary: In this study, we investigated the photo-response of a GeSn-based photodetector to different incident optical power intensities. Our findings demonstrate an exponential increase in photocurrent and an exponential decay of responsivity at higher optical power range. Time-resolved measurements provided evidence for monomolecular and bimolecular recombination mechanisms of the photo-generated carriers at different light intensities.
