Disorders in graphene: types, effects and control techniques-a review

Summary: The development of graphene and graphene-like materials has been a breakthrough in nanotechnology due to their exceptional properties, with disorders intentionally incorporated into the material to tune its properties for specific applications. Various types of disorders, such as corrugations, topological defects, vacancies, adatoms, and sp(3)-defects, have been studied for their effects on the electrical, thermal, chemical, and mechanical properties of graphene. Earlier works on modulating structural defects in graphene for specific applications have also been reviewed.

Summary: Over the past three decades, metal oxide semiconductor (MOS) devices have evolved as device geometries have become smaller. This has led to issues with current leakage and reliability in silicon dioxide, which has been replaced by high-k thin film materials. Physical vapor deposition (PVD) and chemical vapor deposition (CVD) are commonly used methods for depositing these materials. Recent advancements such as ALB treatment, metal-doped high-k dielectric thin films, hybrid dielectric thin films, and high-k dielectric thin film stacks have been analyzed and may provide valuable information for the long-term development of MOS integrated circuits.

ALD-ZrO2 gate dielectric with suppressed interfacial oxidation for high performance MoS2 top gate MOSFETs

Low thermal budget post-deposition annealing is effective for achieving a low CET of 2.3 nm, promising for future TMDC top gate devices with high-quality interfaces.

MoS2 doping by atomic layer deposition of high-k dielectrics using alcohol as process oxidants

Summary: The study developed a doping technique for transition metal dichalcogenides based on atomic layer deposition of oxide thin films, investigating the doping effects depending on different oxidants. Results showed that Al2O3 overlayers deposited using iso-propyl alcohol as reactant were more efficient in n-type doping compared to ethanol. Modulating the atomic layer deposition process effectively controlled the doping effects, which could be used for threshold voltage-controllable transistors and other applications.

Photoinduced hydrophilic behavior of TiO2 thin film on Si substrate

Summary: The photoinduced hydrophilic behavior of TiO2 thin film synthesized by atomic layer deposition method on p-Si wafer and SiO2-coated glass has been studied. The significant difference in hydrophobicity between the TiO2 film on SiO2-coated glass and the Si wafer is attributed to the formation of a type-II TiO2-Si heterostructure. The role of photoelectrons in the mechanism of light-induced hydrophilic conversion of the TiO2 surface was elucidated.

Optimization and integration of ultrathin e-beam grown HfO2 gate dielectrics in MoS2 transistors

Summary: High-k dielectrics integration with 2D layered semiconductors is a bottleneck in device realization. In this study, we optimized the integration of ultrathin HfO2 thin films on MoS2 substrate using e-beam evaporation, without the need for functionalization or buffer layers. The use of e-beam evaporated Ni as a gate electrode showed promising results in achieving an equivalent oxide thickness of 1.2 nm and leakage current density of 1.1 x 10(-4) A cm(-2) for 5 nm films.

High-performance flexible nanoscale transistors based on transition metal dichalcogenides

Summary: Flexible nanoscale FETs based on 2D semiconductors are fabricated by transferring transition metal dichalcogenides from rigid growth substrates to polyimide films with nano-patterned metal contacts. The approach allows for channel lengths down to 60 nm and on-state currents up to 470 mu A mu m(-1) at a drain-source voltage of 1 V, demonstrating comparable performance to flexible graphene and crystalline silicon FETs.
