Vertical InGaAs Biristor for Sub-1 V Operation

Summary: A vertical bi-stable resistor (biristor) made of In0.53Ga0.47As demonstrated sub-1 V operation, with remarkable reduction in latch-up voltage due to its small bandgap and scaled base length of 150 nm. The epitaxially grown n-p-n structure allowed for an abrupt p-n junction, which was key in reducing the latch-up voltage. The physical mechanism of carrier transport in the InGaAs biristor was further explored through TCAD simulations.

A Highly Scalable Junctionless FET Leaky Integrate-and-Fire Neuron for Spiking Neural Networks

Summary: The article presents a highly scalable and CMOS-compatible double-gate junctionless field-effect transistor (DG-JLFET)-based leaky integrate-and-fire (LIF) neuron with a sub-20 nm gate length, the smallest reported until now. The DG-JLFET LIF neuron is able to mimic biological neuronal behavior with low threshold voltage and energy consumption. Compared to other types of neurons, the DG-JLFET LIF neuron exhibits significantly lower supply voltage and energy consumption, especially at a gate length of 10 nm.
