Mechanism leading to semi-insulating property of carbon-doped GaN: Analysis of donor acceptor ratio and method for its determination

C. Koller et al.

Summary: The presence of carbon impurities in GaN affects its semiconducting behavior. Experimental analysis supports the dominant acceptor model over the auto-compensation model. Extreme carbon-rich growth conditions may be necessary to explain the discrepancy between theoretical and experimental results.

Gallium Nitride Doping with Carbon: A Thermodynamic Analysis

Sergey Yu. Karpov

Summary: A thermodynamic model of GaN doping with carbon and native defect formation has been developed, demonstrating the amphoteric nature of carbon and the simultaneous formation of donor and acceptor states. The model also discusses the role of nitrogen vacancies in controlling background electron conductivity in undoped GaN and the distribution of carbon between different sites.

Current Status of Carbon-Related Defect Luminescence in GaN

Friederike Zimmermann et al.

Summary: The impact of carbon doping on the optical and electrical properties of GaN has been widely debated, and researchers have used experimental techniques such as photoluminescence to study the role of related defects. Recent advances in attributing carbon-related photoluminescence bands have been made possible through the interplay of refined growth and characterization techniques with state-of-the-art first-principles calculations. Comparisons between predicted electronic structures of carbon defects and experimental results have helped provide a comprehensive overview of the interpretation of carbon-related broad luminescence bands in bulk GaN.
