Droplet epitaxy of InAs/InP quantum dots via MOVPE by using an InGaAs interlayer

Summary: InAs quantum dots were successfully fabricated on an In0.53Ga0.47As interlayer and embedded in an InP(100) matrix using droplet epitaxy. The presence of the In0.53Ga0.47As interlayer prevented the formation of non-stoichiometric 2D layers and affected the size of the resulting quantum dots.

Effect of As flux on InAs submonolayer quantum dot formation for infrared photodetectors

Study of Size, Shape, and Etch pit formation in InAs/InP Droplet Epitaxy Quantum Dots

Summary: We investigated the structural characteristics of InAs/InP quantum dots grown by metal-organic vapor phase epitaxy using droplet epitaxy (DE) and Stranski-Krastanov (SK) methods. Our atomic-scale comparison revealed that DE produces more uniform and shape-symmetric quantum dots. We also observed localized etch pits for the first time in InAs/InP DE quantum dots and discussed the etching mechanism. This study provides valuable feedback for optimizing quantum dot growth for applications in quantum technology.

Transformation of the InP(001) surface upon annealing in an arsenic flux

Summary: Experimental study showed that an InP1-xAsx layer is formed on the oxide-coated InP(001) surface during annealing in an arsenic flux, with transformation occurring at a temperature about 60 degrees C higher than on a clean surface. The amount of arsenic substitution for phosphorus increases with annealing temperature, leading to the formation of InAs islands of varying sizes and densities. Despite local inhomogeneities, a uniform InPAs layer covers the main surface area, with InAs islands occupying about 1.5% of the surface area at an annealing temperature of 540 degrees C.

Structural and compositional analysis of (InGa) (AsSb)/GaAs/GaP Stranski-Krastanov quantum dots

Summary: By using X-STM and APT, the study of (InGa)(AsSb)/GaAs/GaP quantum dots grown by metal-organic vapor phase epitaxy revealed truncated pyramid shape structures with high GaAs content and lower In and Sb quantities. The composition of the QDs was estimated to be similar to InxGa1 - xAs1 - ySby, where x = 0.25-0.30 and y = 0.10-0.15, which was in agreement with experimental results.
