Magnesium doped semipolar (11-22) p-type gallium nitride: Impact of dopant concentration variants towards grain size distributions and crystalline quality

Summary: In this study, the effect of varying biscyclopentadienyl magnesium flow rate on the growth of p-type gallium nitride thin films was investigated. The results show that using an optimized flux of 30 standard cubic centimeter per minute significantly reduces grain size and improves crystallinity. Additionally, the mobility and carrier concentrations were enhanced with the use of moderate biscyclopentadienyl magnesium flow rate.

Comparative investigation into key optoelectronic characteristics of semipolar InGaN blue laser diodes: A strategy to mitigate quantum-confine stark effect

Summary: Semipolar InGaN-based blue laser diodes (LDs) have gained significant attention in the solid-state lighting industry due to their reduction in internal polarization field and related quantum-confined stark effect. However, a comparative study among different semipolar-oriented InGaN blue LDs in terms of energy band gap, optical emission profile, power output, and forward bias response is currently unattainable. This study aims to investigate the impact of internal polarization field on the optoelectronic parameters of InGaN blue LDs along different crystal orientations and demonstrates the superiority of the (1122)-oriented InGaN blue LD for high-speed visible-light communications.

Summary: Semipolar InN quantum dash growth on GaN by metalorganic chemical vapor deposition was studied regarding growth time and temperature. Room temperature photoluminescence was observed with peak emission wavelengths ranging from 1350 to 1500 nm. The emission intensity and wavelength were found to be sensitive to the growth temperature and time of the GaN capping layer.

Summary: Group III-Nitride semiconductors, including GaN, AlN, and InN, are attractive materials for electronic and photonic applications. Research on III-Nitride devices grown on semipolar orientations is focused on eliminating the deleterious effects of polarization and potentially increasing indium incorporation for visible light emission. Recent progress on semipolar InGaN quantum well laser diodes and their development on different semipolar planes are discussed in this review.

Reduction of efficiency droop by inserting superlattice quaternary-ternary electron blocking layer in GaN-based light-emitting diodes

Summary: By replacing the conventional electron blocking layer with a quaternary-ternary superlattice electron blocking layer, the effective barrier height for holes is reduced and the concentration of holes and radiative recombination rate are significantly improved in LEDs. This results in a reduced droop ratio of internal quantum efficiency by 23% at 100 A/cm2 compared to conventional LEDs.
