Modulating the blue and green luminescence in the β-Ga2O3 films

Summary: In this study, beta-Ga2O3 films were fabricated on c-plane sapphire substrates with preferred orientation. The intensity of blue and green luminescence in beta-Ga2O3 films was modulated by changing the concentration of intrinsic vacancies through adjusting oxygen flow rate. The green luminescence mainly originated from isolated gallium vacancies, while the blue luminescence likely resulted from complex defects.

The results showed that radiation-induced trap levels were non-radiative, and the temperature had an impact on thermal quenching of UVL bands and ionization of shallow Si donors.

Electron beam probing of non-equilibrium carrier dynamics in 18MeV alpha particle- and 10MeV proton-irradiated Si-doped β-Ga2O3 Schottky rectifiers

Summary: In experiments, minority hole diffusion length and lifetime were measured independently in Si-doped beta-Ga2O3 Schottky rectifiers irradiated with 18MeV alpha particles and 10MeV protons. Both parameters showed a decrease with increasing temperature. The non-equilibrium minority hole mobility was calculated from the measured diffusion length and lifetime, indicating that hole self-trapping is likely not significant in the 77-295K temperature range.

Experimental estimation of electron-hole pair creation energy in β-Ga2O3

Summary: The applicability of using Electron Beam Induced Current (EBIC) measurements on Schottky barriers to obtain the mean electron-hole pair creation energy in beta-Ga2O3 has been demonstrated. When combined with Monte Carlo simulation, this approach yielded consistent data sets for Si, GaN, and 4H-SiC, in agreement with empirical expressions proposed for various semiconductors. The method was then successfully applied to beta-Ga2O3, where complications related to hole trapping in the material were carefully addressed, resulting in a mean electron-hole pair energy formation of 15.6eV, in reasonable agreement with predicted values.
