Ferroelectric, Analog Resistive Switching in Back-End-of-Line Compatible TiN/HfZrO4/TiOx Junctions

Summary: A resistive memory device was fabricated using hafnium-based ferroelectric properties for neuromorphic hardware. The device demonstrated controlled resistive switching through thickness adjustment in the hafnium-based layer and the use of a TiOx interlayer. The redistribution of oxygen vacancies in the ferroelectric layer post-ferroelectric wake-up led to the realization of memristive functionality.

Demonstration of Highly Robust 5 nm Hf0.5Zr0.5O2 Ultra-Thin Ferroelectric Capacitor by Improving Interface Quality

Summary: This study presents 5 nm-thick HZO ultra-thin ferroelectric capacitors with high remanent polarization and reliability, achieving excellent endurance characteristics even after 10(10) cycles at a high electric field. Consecutively deposited in the same ALD system without breaking the vacuum, the TiN/HZO/TiN MFM capacitor stack demonstrates the good interface quality and robustness of the HZO ferroelectric layer.

Analog Resistive Switching in BEOL, Ferroelectric Synaptic Weights

Summary: A ferroelectric, two-terminal analog memristive device was fabricated using a Back-End-Of-Line, CMOS compatible process. The device showed reversible and remanent resistive switching with high endurance and ON/OFF ratio. The dynamics of resistive switching were governed by the ferroelectric domains switching, and temperature dependent transport measurements provided insights on the mechanism.
