Comparative spectroscopic studies of MOCVD grown AlN films on Al2O3 and 6H-SiC

Junhua Yin et al.

Summary: A comprehensive spectroscopic study was conducted on MOCVD-grown AlN thin films on sapphire and 6H-SiC substrates. The results showed better crystalline quality for AlN films on 6H-SiC compared to those on Al2O3. The study also revealed significant influence of the substrate on surface roughness and crystal quality of the films.

Optical and structural properties of AlN thin films deposited on different faces of sapphire substrates

Junhua Yin et al.

Summary: The study reports comprehensive spectroscopic analysis of AlN thin films deposited on different surfaces of sapphire substrates, showing that the substrate polarity affects the properties of the films. The AlN film grown on the C-face sapphire has the smallest thickness, band gap, and roughness among the three samples. The temperature-dependent Raman spectra reveal that the AlN film consistently exhibits tensile stress and the effect is most pronounced on the film grown on the C-face sapphire as the temperature increases.

Electrical properties and structural defects of p-type GaN layers grown by halide vapor phase epitaxy

Kazuki Ohnishi et al.

Summary: This study investigated the electrical properties and structural defects of p-type GaN layers with different Mg doping concentrations grown by HVPE. It was found that high Mg doping concentrations lead to a decrease in hole concentration and the formation of pyramidal inversion domains (PIDs). Energy-dispersive X-ray spectroscopy showed that Mg atoms accumulate in PIDs, inhibiting the increase in acceptor concentration.

Wet etching of semi-polar (11-22) GaN on m-sapphire by different methods

Ling Wen et al.

Summary: The study showed that semi-polar GaN has weak chemical corrosion resistance, making it susceptible to wet etching, forming prism structures of different sizes. Molten KOH corrosion can result in layer-like structures and stripe corrosion pits along c-direction to reflect dislocations.

Effects of thickness and interlayer on optical properties of AlN films at room and high temperature

Yao Liu et al.

Summary: This study investigates the systematic influence of thickness and temperature on the refractive index and band-edge of AlN films. Thicker films or the introduction of an AlN interlayer can improve crystal quality, while higher temperature results in a decrease in bandgap and an increase in refractive index.

The optimization of n-type and p-type m-plane GaN grown on m-plane sapphire substrate by metal organic chemical vapor deposition

Adreen Azman et al.

Summary: The study investigated the properties of non-polar m-plane GaN layers grown on m-plane sapphire substrate using metal organic chemical vapor deposition at different disilane and Cp2Mg flow rates. The results show that higher flow rates lead to increased electron and hole concentrations due to doping, with an increase in electron mobility but a decrease in hole mobility. Implementing optimized n- and p-type contact layers resulted in a 483 nm non-polar LED with specific characteristics.

Quality improvement mechanism of sputtered AlN films on sapphire substrates with high-miscut-angles along different directions

Yang Yue et al.

Summary: This paper combined magnetron sputtering and high-temperature annealing technology to explore the thermal annealing of high-miscut-angle AlN films along different directions, achieving significant improvement in film quality by eliminating grain boundaries through annealing. This provides important reference for preparing high-quality deep ultraviolet emission devices.
