Rapid threshold switching dynamics of co-sputtered chalcogenide Ge15Te85 device for selector application

Rathinavelu Sengottaiyan et al.

Summary: This study investigates the threshold switching phenomenon in amorphous chalcogenide materials, demonstrating its stable and fast switching characteristics through experiments. The results show that adjusting the voltage pulse amplitude can decrease the delay time, and the threshold switching properties remain stable even above 60% of the high threshold voltage.

Summary: This research demonstrates how to achieve picosecond threshold switching in phase change memory to make the operation speed closer to computing speed. Based on experimental results, faster switching speed and low delay time have been achieved, validating the electronic nature of threshold switching.

The potential of chemical bonding to design crystallization and vitrification kinetics

Christoph Persch et al.

Summary: The study identified stoichiometry trends in crystallization and vitrification processes of phase change materials and found a correlation between crystallization speed and stoichiometry, with increasing covalency slowing down crystallization and promoting vitrification. These trends are attributed to systematic bonding changes between metallic and covalent bonding in a class of materials.
