Atomic Layer Processes for Material Growth and Etching-A Review

Faiz Rahman et al.

Summary: The material growth and etching processes that manipulate one atomic or molecular layer at a time have transitioned from research labs to production floors, thanks to their practicality and diverse applications. Seed layer growth and plasma-enhanced ALD are particularly important in the removal of semiconductors, metals, and dielectrics.

Rotational Dynamics of Desorption: Methane and Ethane at Stepped and Kinked Platinum Surfaces

Sabine C. Matysik et al.

Summary: This study carefully analyzed the rotational dynamics of methane and ethane molecules desorbing from platinum surfaces, revealing different effects of the surfaces on molecular rotation. Methane did not induce strong or directed angular momentum on either surface, while ethane showed increased directionality for molecular rotation on a specific platinum surface compared to another. The results suggest that the initial rotational state of incoming molecules can affect the adsorption process.

Reaction Mechanism and Selectivity Control of Si Compound ALE Based on Plasma Modification and F-Radical Exposure

R. H. J. Vervuurt et al.

Summary: The use of H-2 plasma modification is beneficial for the selective etching of SiN, SiC, and SiCO, while N-2 plasma modification is more suitable for the selective etching of SiC and SiCO. The formation of a hydrogen-rich layer is essential for enabling the atomic layer etching process.

Surface Chirality Influences Molecular Rotation upon Desorption

Sabine C. Matysik et al.

Summary: The research reveals that molecules desorbing from chiral surfaces have a larger and more directed angular momentum, showing a clear preference for one sense of rotation. This provides new insight into the desorption and adsorption processes on chiral surfaces.
