Spontaneous etching of B2O3 by HF gas studied using infrared spectroscopy, mass spectrometry, and density functional theory

Summary: This study investigated the chemical vapor etching (CVE) of boron oxide (B2O3) by hydrogen fluoride (HF) gas. The etching process was monitored using Fourier transform infrared spectroscopy (FTIR) and quadrupole mass spectrometry (QMS). The experimental results and predictions from density functional theory (DFT) were consistent, indicating the spontaneous etching of B2O3 by HF gas under certain conditions.

Thermal Atomic Layer Etching of Nickel Using Sequential Chlorination and Ligand-Addition Reactions

Summary: Thermal atomic layer etching (ALE) of nickel was demonstrated by sequential chlorination and ligand-addition reactions using SO2Cl2 and PMe3. Inspired by the covalent bond classification (CBC) method, surface reactions during thermal Ni ALE formed NiX2L2 products. Etch rates of nickel varied at different temperatures, confirming the success of the ALE process.

Prediction and Validation of the Process Window for Atomic Layer Etching: HF Exposure on TiO2

Thermal atomic layer etching of germanium-rich SiGe using an oxidation and conversion-etch mechanism

Summary: Thermal atomic layer etching (ALE) of germanium-rich SiGe was demonstrated using different reactants and conditions to control the etch rate and selectivity of the SiGe film at different temperatures, pressures, and doses. It was found that at 290 degrees C, the SiGe film could be selectively etched without surface roughening, providing a useful method for fabricating Si nanowires and nanosheets using SiGe as a sacrificial layer.
