Thermal atomic layer etching of germanium-rich SiGe using an oxidation and conversion-etch mechanism

It was found that at 290 degrees C, the SiGe film could be selectively etched without surface roughening, providing a useful method for fabricating Si nanowires and nanosheets using SiGe as a sacrificial layer.
