Effect of incident angle on the microstructure proprieties of Cu thin film deposited on Si (001) substrate

Summary: The deposition processes of Cu atoms onto Si substrate were studied in atomic-scale molecular dynamics simulation, revealing significant effects of incident angles on the microstructure properties of Cu thin film. Results showed that at higher incident angles, the thin film morphology changed to a columnar structure with increased surface roughness and decreased film density. The analysis also demonstrated little effects of deposition angles on interface mixing, with Cu atoms penetrating limited layers onto the substrate.
