Summary: Schottky barrier detectors require large surface areas for increased detection efficiency, with current flow mechanisms affected by the inhomogeneous distribution of surface barrier height. Analysis of current-voltage characteristics reveals different regions and activation energies for current flow through low barrier patches in Schottky barrier diodes. Temperature-dependent measurements show distinct behaviors in current flow above and below 450 K, with implications for trap levels near the conduction band edge.

Summary: This study reports the fabrication and characterization of high-resolution Schottky barrier radiation detectors on 250 μm thick n-type 4H-SiC epitaxial layers, with promising performance in terms of effective doping concentration, leakage current, energy resolution, and charge collection efficiency. The results show that the detectors display excellent performance due to ultralow concentrations of lifetime limiting defects.
