Investigation of wurtzite formation in MOVPE-grown zincblende GaN epilayers on AlxGa1-xN nucleation layers

Influence of Al x Ga1-x N nucleation layers on MOVPE-grown zincblende GaN epilayers on 3C-SiC/Si(001)

Summary: This study investigated the suitability of Al(x)Ga1-xN nucleation layers (NLs) with varying Al fraction x for the metal organic vapour phase epitaxy of zincblende GaN on (001) 3C-SiC. The results showed that the as-grown NLs exhibited elongated island structures on their surface, which reduced into smaller, more equiaxed islands with increasing AlN composition. High-temperature annealing caused the nucleation islands with low Al fraction to ripen and increase in size, while this effect was less pronounced in samples with higher Al fraction. The compressive biaxial in-plane strain of the NLs increased with increasing AlN composition up to x = 0.29.

Defect structures in (001) zincblende GaN/3C-SiC nucleation layers

Summary: The defect structure of zincblende GaN nucleation layers grown on 3C-SiC/Si (001) was investigated, which includes perfect dislocations, partial dislocations, and stacking faults. These defects, especially perfect and partial dislocations, help relieve the compressive lattice mismatch strain in GaN layers. The stacking faults in the layers are mainly bounded by 30 degrees Shockley partial dislocations and occasionally by Lomer-Cottrell partial dislocations, originating from the dissociation of perfect dislocations or direct nucleation of partial dislocations loops from the surface.
