Indium oxide and indium-tin-oxide channel ferroelectric gate thin film transistors with yttrium doped hafnium-zirconium dioxide gate insulator prepared by chemical solution process

Mohit et al.

Summary: A ferroelectric gate transistor with a Y-doped HZO gate insulator and oxide channel was fabricated, showing ferroelectric properties and device performance. The transistor exhibited n-channel operation, a counterclockwise hysteresis loop, low subthreshold voltage swing, high on/off drain current ratio, and a memory window.

Thermal stability of ferroelectricity in hafnium-zirconium dioxide films deposited by sputtering and chemical solution deposition for oxide-channel ferroelectric-gate transistor applications

Mohit et al.

Summary: This study investigated the stability of ferroelectricity in HZO films deposited by different methods in MFS structures. Sputtered HZO films lost their ferroelectricity after re-annealing, while CSD Y-HZO films maintained their ferroelectric nature with minimal monoclinic phase.

Impact of reduced pressure crystallization on ferroelectric properties in hafnium-zirconium dioxide films deposited by sputtering

Yuki Hara et al.

Summary: The study showed that HZO films annealed at reduced pressures exhibit excellent ferroelectric properties and thermal stability, possibly due to the introduction of oxygen vacancies stabilizing the ferroelectric phase. Conversely, HZO films annealed at high pressures showed degraded electrical properties. Additionally, ferroelectric gate transistor operation was demonstrated using an HZO gate insulator annealed at 100 Pa with an indium-tin-oxide channel.
