Enhanced solar-blind photoresponse characteristics in β-Ga2O3 epitaxial films on large miscut sapphire substrates

Haoran Li et al.

Summary: The crystallinity and photoresponse properties of epitaxial fi-Ga2O3 films can be modified by selecting the substrate with different miscut angles. Fi-Ga2O3 thin films grown on sapphire substrate with 6 degrees miscut angle show enhanced responsivity and specific detectivity, demonstrating an effective strategy to develop high performance solar-blind photodetectors in the future.

Ultrahigh Deep-Ultraviolet Responsivity of a β-Ga2O3/MgO Heterostructure-Based Phototransistor

Jungho Ahn et al.

Summary: β-Ga2O3 based deep-ultraviolet (DUV) photodetectors have great application potential due to their superior optoelectronic performance, and a recent study has demonstrated a beta-Ga2O3 phototransistor with ultrahigh responsivity and detectivity achieved through an engineered photogating effect. The use of a beta-Ga2O3/MgO heterostructure with an Al2O3 encapsulation layer successfully reduces photogenerated electron/hole recombination and suppresses photoconducting effects, significantly improving the performance of DUV photodetectors. This innovative device configuration and fabrication method may pave the way for the development of highly sensitive DUV photodetectors utilizing oxide-based wide-band-gap materials.

Microstructures and electronic characters of β-Ga2O3 on different substrates: exploring the role of surface chemistry and structures

Naxin Zhu et al.

Summary: The study reveals that beta-Ga2O3 prefers depositing octahedral Ga atoms on Al2O3 and MgO substrates, while it tends to deposit tetrahedral Ga atoms on SiC substrates. This difference leads to distinct microstructural disorder and defect formation energy levels.

Oxygen vacancies modulating the photodetector performances in ε-Ga2O3 thin films

Shan Li et al.

Summary: By introducing a post-annealing method, the performance of ε-Ga2O3 photodetectors was improved by enhancing film quality and modulating V-O defect concentration. Through regulating V-O concentration, crucial parameters of the devices were significantly improved, leading to higher performance in terms of photo-to-dark current ratio and responsivity.

Multilevel oxygen-vacancy conductive filaments in β-Ga2O3 based resistive random access memory

Jie Hou et al.

Summary: The study reveals the formation process of V-O conductive filaments in beta-Ga2O3 memory, indicating potential for multilevel storage application. It was found that the conductive filaments prefer to be formed with a single V-O cluster along [010] direction, and different V(O)s exhibit discrepant migration barriers in +2 charge states.

Defects and Passivation Mechanism of the Suboxide Layers at SiO2/4H-SiC (0001) Interface: A First-Principles Calculation

Zhen Wang et al.

Summary: The study systematically investigates the defects at the SiO2/4H-SiC (0001) interface using first-principles calculations, finding that Si-Si antibonding structures are the main cause of gap states. Experimental results suggest that nitrogen passivation is an effective method for fully eliminating the gap states from Si-Si defects, while boron passivation works well for vacancy defects at the suboxide layers. The theoretical findings point towards a combined passivation strategy of nitrogen and boron as an effective approach to enhance the SiO2/4H-SiC interface.
