Controlled lateral epitaxial growth in vertical β-Ga2O3 nanowires on sapphire by MOCVD

Summary: By controlling the growth temperature and O-2 flow rate, the lateral epitaxial growth rate of beta-Ga2O3 nanowires can be increased, which is related to reaction kinetics and parasitic reactions. Additionally, a growth model proposed in the study helps explain the morphology changes of nanowires under different growth conditions.

Temperature-dependent electrical characteristics of β-Ga2O3 trench Schottky barrier diodes via self-reactive etching

Summary: High performance beta-Ga2O3 trench Schottky barrier diodes were fabricated using a novel etching technique called self-reactive etching (SRE). The devices exhibited excellent temperature-dependent electrical characteristics, negligible charge trapping and hysteresis, as well as high rectifying characteristics. The results suggest that SRE is beneficial for beta-Ga2O3 etching and the future development of beta-Ga2O3 power electronics.

Ultrahigh responsivity deep-ultraviolet ε-Ga2O3 field effect phototransistors with P-Si gate

Summary: The ultrahigh deep-ultraviolet responsivity field effect transistors-based photodetectors with p-Si Gate were fabricated on epsilon-Ga2O3, forming a p-n heterojunction to effectively reduce dark current. The photocurrent was amplified due to the inherent gain of the transistor, resulting in a high optical response with responsivity reaching 9362.4 A W-1 and specific detectivity of 8.82 x 10(15) Jones under 254 nm incident light. The responsivity of the Ga2O3 phototransistor was found to be negatively correlated with light intensity.

Effect of off-axis substrate angles on β-Ga2O3 thin films and solar-blind ultraviolet photodetectors grown on sapphire by MOCVD

Summary: Beta-Ga2O3 thin films were successfully grown on c-plane sapphire substrates with varying off-axis angles towards the <1<(1)over bar>00> direction by MOCVD. The crystal quality of the films improved with increasing off-axis angles, with a significant decrease in FWHM observed. The unique nucleation process on off-axis substrates played a critical role in the growth of beta-Ga2O3 thin films.β-Ga2O3 photodetectors fabricated on a 6 degrees off-axis sapphire substrate exhibited excellent optical performance, indicating the potential for cost-effective mass production of high-quality devices.

High-performance β-Ga2O3 solar-blind ultraviolet photodetectors epitaxially grown on (110) TiO2 substrates by metalorganic chemical vapor deposition

Summary: High-quality (100)-oriented beta-Ga2O3 films were successfully grown on (110) TiO2 substrates for the first time using MOCVD. The films exhibited the highest crystalline quality and smoothest surface at 950 degrees C, leading to the best performance in solar-blind photodetectors. This work opens up possibilities for developing beta-Ga2O3 photonics and electronics on cost-effective mass-producible substrates.

Self-Powered and Spectrally Distinctive Nanoporous Ga2O3/GaN Epitaxial Heterojunction UV Photodetectors

Summary: A self-powered spectrally distinctive UV photodetector based on nanoporous epitaxial Ga2O3/GaN heterojunctions grown by metalorganic chemical vapor deposition is reported. The devices showed enhanced performance with significantly lower dark current, fast photoresponse speed, and higher responsivity compared to reference devices. Different incident spectra resulted in opposite current polarities, which can be utilized for distinguishing incident spectra and opening up new applications.
