Deep-Submicrometer Complementary Metal-Oxide-Semiconductor Transistors Based on Carbon Nanotube Films

Summary: Semiconducting carbon nanotube films are promising channel materials for constructing CMOS field-effect transistors, but the poor performance of short channel n-type FETs has hindered the development of truly symmetric CMOS FETs. By using scandium contacts and doping channels, high-performance and symmetrical CMOS FETs with a deep submicrometer gate length were fabricated for the first time, showing significant improvements in on-state current and transconductance compared to previous CNT CMOS FETs.

Highly Sensitive, Ultrafast, and Broadband Photo-Detecting Field-Effect Transistor with Transition-Metal Dichalcogenide van der Waals Heterostructures of MoTe2 and PdSe2

Summary: A novel vdWH FET composed of MoTe2 and PdSe2 has been studied for highly sensitive photodetection performance in the visible and near-infrared region, showing high rectification ratio, photoresponsivity, detectivity, and external quantum efficiency. The device exhibits rapid rise and decay times under incident light due to inter-TMD charge transfer transition, representing an outcome one order of magnitude faster than current literature values. These TMD-based vdWH FETs would improve photo-gating characteristics and provide a platform for highly sensitive photodetectors in the broad VNIR region.

1.62μm Global Shutter Quantum Dot Image Sensor Optimized for Near and Shortwave Infrared

Summary: We have developed a global shutter sensor optimized for NIR and SWIR imaging, using Quantum Film technology and scaling it up to 300mm manufacturing toolset. The challenges of introducing solution-processed, colloidally grown PbS QDs in an industrial fab environment were successfully overcome, resulting in photodiodes with high QE, low dark current, and immunity to operating stress. The robustness of our 300mm Quantum Film technology has been fully assessed and reliability in meeting required lifetime specifications for consumer electronics and other potential applications has been demonstrated.
