Fabrication of high-quality GaAs/diamond heterointerface for thermal management applications

Summary: Direct integration of GaAs and diamond was achieved at room temperature via surface activated bonding, forming an ultrathin crystal defect layer. GaAs TLM patterns on diamond substrates demonstrated excellent heat dissipation properties due to the high thermal conductivity of diamond.

Summary: The direct wafer bonding (DWB) technology for III-V materials is explored as a low-temperature enabling technology for silicon integration in this study. Compared to other integration technologies, DWB shows higher device performance due to its relatively low process complexity and thermal impact. Additionally, due to the low thermal impact of DWB, it is uniquely suitable for 3-D integration, enabling vertical stacking of multiple functional layers.

Thermal conductivity measurements of thin films by non-contact scanning thermal microscopy under ambient conditions

Summary: Thermal conductivity measurements of thin films using a non-contact SThM method showed promising results, with accurate prediction of thermal resistance and conductivity. The developed 3DFEM and analytical models provided effective tools for data analysis and experimental planning, yielding results with discrepancies of 6-16.7% compared to the actual values.
