Atomic-scale fatigue mechanism of ferroelectric tunnel junctions

Yihao Yang et al.

Summary: The study found that oxygen vacancies aggregate at the interface of Pt/BaTiO3 in FTJ devices during repetitive switching, leading to the formation of a ferroelectric dead layer that prevents domain nucleation and growth. Additionally, severe oxygen deficiency negatively affects the lattice energy of BaTiO3, ultimately causing damage to the local perovskite structure of the barrier.
