Ultrathin Hybrid SiAlCOH Dielectric Films through Ring-Opening Molecular Layer Deposition of Cyclic Tetrasiloxane

Summary: Molecular layer deposition (MLD) is a powerful vapor phase technique for growing thin polymer films with precise thickness control. In this study, a siloxane-alumina hybrid organic-inorganic thin film was deposited using the ring-opening MLD process with tetramethyl-tetravinylcyclotetrasiloxane and trimethylaluminum as precursors. Various analyses confirmed the highly conformal and thermally stable nature of the obtained film, making it suitable for applications in electronic systems such as field-effect transistors, flash memories, and capacitors.
