Highly mechanical and high-temperature properties of Cu?Cu joints using citrate-coated nanosized Ag paste in air

Summary: A study was conducted to investigate the effects of process parameters on the mechanical properties of bare Cu-Cu joints utilizing citrate-coated nanosized Ag paste under atmospheric conditions. The results showed that increasing washing and joining temperatures improved the shear strength of the joints, with optimal conditions determined to be a holding time of 30 minutes and joining pressure of 1 MPa. The newly developed Cu-Cu joints demonstrated excellent thermal stability at high temperatures and good reliability for 3D ICs fabricated under atmospheric conditions.
