Reconfigurable photo-induced doping of two-dimensional van der Waals semiconductors using different photon energies

Summary: Few-layer molybdenum ditelluride and tungsten diselenide field-effect transistors can be reversibly doped with different carrier types and concentrations using pulses of ultraviolet and visible light, allowing reconfigurable complementary metal-oxide-semiconductor circuits to be created. This reconfigurable doping is attributed to selective light-lattice interactions, such as the formation of tellurium self-interstitial defects under ultraviolet illumination and the incorporation of substitutional oxygen in tellurium and molybdenum vacancies under visible illumination. By utilizing this approach, a complementary metal-oxide-semiconductor (CMOS) device on a single channel can be created, where the circuit functions can be dynamically reset from a CMOS inverter to a CMOS switch using pulses of different light frequencies.

Intrinsic Polarization-Induced Enhanced Ferromagnetism and Self-Doped p-n Junctions in CrBr3/GaN van der Waals Heterostructures

Summary: This research presents a new strategy to tune the Curie temperature and electronic structures of a ferromagnetic CrBr3 monolayer by forming CrBr3/GaN van der Waals heterostructures. The combination of CrBr3 monolayer with N-terminated GaN nanosheets leads to enhanced FM coupling and self-doping effect, resulting in an increased Curie temperature. This work not only provides an efficient scheme to boost the Curie temperature of the CrBr3 monolayer, but also opens up a new route to realize nonvolatile van der Waals p-n junctions.
