The Effect of Growth Parameters on Electrophysical and Memristive Properties of Vanadium Oxide Thin Films

Roman V. Tominov et al.

Summary: The experimental study investigated the impact of pulsed laser deposition parameters on the morphological and electrophysical characteristics of vanadium oxide films. Various changes in parameters led to differences in the films' thickness, roughness, electron concentration, mobility, and resistivity. These findings suggest potential use in creating ReRAM neuromorphic systems based on vanadium oxide thin films.

Electric conductivity of remotely heated Cu nanofilaments in Cu/TaOx/Pt ReRAM cells

Mohammad Al-Mamun et al.

Summary: This study explores the change in conductivity of a resistive resistive random access memory cell after being heated by a neighboring heat source cell, as well as the subsequent recovery process after the heat source is turned off. The spontaneous recovery process is attributed to the attenuation of copper atom vibrations in the filament and the increase in electron tunneling effects.

Moore's Law revisited through Intel chip density

David Burg et al.

Summary: Gordon Moore's observation of exponential growth in the number of transistors in integrated circuits has sparked debate about the dynamics of computer processor evolution. The increase involves two related phenomena - integration of larger numbers of transistors and transistor miniaturization. Density of Intel processors from 1959 to 2013 follows a biphasic sigmoidal curve with characteristic times of 9.5 years, with consistent tenfold increases in transistor density within approximately six years followed by negligible growth rates for at least three years in each stage.

Summary: This study presents an in-depth experimental analysis of the variability of filamentary-type bipolar switching HfO2/TiOx nano-sized crossbar devices, matches the experimentally observed variabilities to a physically motivated JART VCM compact model, and evaluates the concept of parallel operation of devices as synapses in neuromorphic chips. The study also demonstrates the use of stochastic switching for online learning to increase the effective bit precision of the devices.
