2D Ruddlesden-Popper Perovskite Single Crystal Field-Effect Transistors

Summary: 2D Ruddlesden-Popper perovskites exhibit reliable field effect electrical characteristics at low temperatures, but ion migration and contact resistance seriously degrade device performance. While Schottky contacts at the metal/2D PVK interface can be improved by replacing materials, the out-of-plane mobility is three orders of magnitude lower than the in-plane mobility, causing significant interlayer transport resistance.

Enhancing the NIR Photocurrent in Single GaAs Nanowires with Radial p-i-n Junctions by Uniaxial Strain

Summary: In this study, the effect of mechanical strain on the photocurrent and electrical properties of single GaAs nanowires with radial p-i-n junctions was investigated using a nanoprobing setup. A uniaxial tensile strain of 3% led to a significant increase in photocurrent during NIR illumination, attributed to a decrease in nanowire bandgap energy. Analysis also showed how other properties, including nanowire resistance, were affected by the strain. Additionally, electron-beam-induced current maps indicated that the charge collection efficiency within the nanowire was not affected by strain up to 0.9%.

Stoichiometric effect on electrical and near-infrared photodetection properties of full-composition-range GaAs1-xSbx nanowires

Structured fabrics with tunable mechanical properties

When pressure is applied at their boundaries, the particles interlock and jam the chain mails, resulting in a dramatic increase in bending resistance. Antimony-Rich GaAsxSb1-x Nanowires Passivated by Organic Sulfides for High-Performance Transistors and Near-Infrared Photodetectors

Summary: By utilizing the in situ passivation effect of thiourea, highly-crystalline, uniform, and thin GaAsxSb1-x nanowires (x<=0.34) were successfully achieved. The GaSb nanowires configured into field-effect transistors exhibited excellent device performance with a hole mobility of over 200 cm(2) V-1 s(-1). The optimized GaAs0.18Sb0.82 device demonstrated an impressive responsivity of 5.4 x 10(4) A W-1 and an external quantum efficiency of 4.4 x 10(6)% under near-infrared light illumination.
