Low noise Al0.85Ga0.15As0.56Sb0.44 avalanche photodiodes on InP substrates

Summary: The study demonstrated Al0.85Ga0.15As0.56Sb0.44 avalanche photodiodes (APDs) with a thick 1000nm multiplication layer, showing low dark current densities and excess noise compared to previously reported APDs. The thick AlGaAsSb-based APDs have the potential to be high-performance multipliers, especially when used with available short-wavelength infrared (SWIR) absorption layers.

Minority carrier lifetime in HgCdTe(100) epilayers and their potential application to background radiation limited MWIR photodiodes

Summary: Measurements of minority carrier lifetime were conducted on nonintentionally doped HgCdTe(100) layers grown on GaAs substrates. High temperatures result in Auger-limited lifetimes determined by background doping. The cadmium molar composition chosen for mid-wave infrared devices operates at 230 K to 300 K.

Mid-wavelength infrared avalanche photodetector with AlAsSb/GaSb superlattice

Summary: In this work, a mid-wavelength infrared Separate Absorption and Multiplication Avalanche Photodiode (SAM-APD) with excellent performance at 200K was demonstrated, with a maximum gain of 29 which can increase to 121 as the temperature decreases. Impact ionization coefficients for electrons and holes were derived, showing a significant difference in their values. The carrier ionization ratio for the MWIR SAM-APD device was calculated to be approximately 0.097 at 200K.

Multistep staircase avalanche photodiodes with extremely low noise and deterministic amplification

Summary: The study demonstrated a three-step staircase avalanche diode with confirmed gain scaling, which serves as a solid-state analogue to the photomultiplier tube. By arranging the conduction band profile into a series of steps and utilizing impact ionization, the technology achieves twofold gain similar to the dynodes of a photomultiplier tube. Measurements showed expected scaling with the number of staircase steps, and noise properties were found to increase more slowly compared to photomultiplier tubes due to lower stochasticity of impact ionization.
