Interfacial evolution of pure Sn solder bearing silicon carbide nanowires under isothermal aging and thermal cycling

Summary: This study found that the addition of 0.6 wt% silicon carbide nanowires can effectively inhibit the growth of intermetallic compounds (IMC) in Sn/Cu and Sn-0.6SiC/Cu solder, reduce the size of IMC grains, decrease the diffusion coefficient of IMC growth, and reduce the formation of cracks in the IMC layer.

Microstructure and shear properties of ultrasonic-assisted Sn2.5Ag0.7Cu0.1RExNi/Cu solder joints under thermal cycling

Summary: Through ultrasonic wave-assisted Sn2.5Ag0.7Cu0.1RExNi/Cu soldering test and thermal cycling tests, it was found that ultrasonic assistance could result in high-quality and reliable solder joints. A Ni content of 0.05 wt% was identified as optimal in inhibiting excessive IMC growth and improving the shear strength of solder joints.

The application of USV during reflow further enhanced the wettability of the solder and decreased the thickness and grain size of IMC. The employment of Cu-GNSs and USV significantly increased the shear strength of Cu/SAC305/Cu solder joint.

Summary: This study comprehensively investigated the deformation and fracture behaviors, as well as the constitutive relations of Sn-Pb eutectic alloy at cryogenic temperatures through a series of experiments and analyses. The optimal combination of strength, ductility, and toughness was found at 123K for the alloy. Different fracture modes were observed under shear and normal stresses at various temperatures.
