Influence of AlGaN back-barrier on irradiation tolerance of AlGaN/AlN/GaN HEMTs

Jinjin Tang et al.

Summary: The introduction of AlGaN back-barrier improves the high-frequency performance of AlGaN/AlN/GaN HEMTs and its impact on the irradiation tolerance of GaN-based HEMTs is investigated. The calculation results show that HEMTs with back-barrier exhibit more significant decrease in 2DEG density and mobility after proton irradiation compared to those without back-barrier, providing valuable suggestions for designing radiation-resistant GaN-based HEMTs.

Effect of different layer structures on the RF performance of GaN HEMT devices

Jagori Raychaudhuri et al.

Summary: This study investigated the impact of three different buffer layer structures on the RF performance of AlGaN/GaN high electron mobility transistor devices. Through DC, pulsed IV, and S-parameter measurements, it was found that a low C-doped buffer layer reduces vulnerability to traps and improves RF performance. The device with only a low C-doped thin buffer also exhibited better RF characteristics.

Gallium nitride-based complementary logic integrated circuits

Zheyang Zheng et al.

Summary: The current driving force of the integrated circuit industry is silicon CMOS technology due to its energy efficiency, while wide-bandgap semiconductor materials like GaN are favored in power electronics and radiofrequency power amplifiers. However, the challenge lies in integrating n-channel and p-channel field-effect transistors on a single substrate for GaN CMOS logic circuits.
