Precise interferometric surface profiling of silicon wafer using sampling window and wavelength tuning

Jurim Jeon et al.

Summary: A novel phase-extraction algorithm was proposed in this study to suppress the correlated error that may occur when measuring highly reflective silicon wafers. The new 11-frame algorithm was developed and visualized in the frequency space and complex plane to confirm its compensation capability for the correlated error. The silicon wafer surface was profiled using the 11-frame algorithm and Fizeau interferometer.
