Resistivity Size Effect in Epitaxial Rh(001) and Rh(111) Layers

Atharv Jog et al.

Summary: Rh(001) layers show increasing resistivity with decreasing thickness, in agreement with classical models, while Rh(111) layers exhibit epitaxial microstructure with limited resistivity contribution from grain boundaries. Air exposure causes minimal change in resistivity, indicating potential for Rh as an alternative metal for narrow interconnects.

Resistivity scaling in epitaxial MAX-phase Ti4SiC3(0001) layers

Minghua Zhang et al.

Summary: Experimental results show that the resistivity of Ti4SiC3 material increases slightly with decreasing thickness, with minimal impact from electron surface scattering. Exposure to air leads to an increase in resistivity and a decrease in surface scattering specularity for Ti4SiC3 material.

Ab initio screening of metallic MAX ceramics for advanced interconnect applications

Kiroubanand Sankaran et al.

Summary: The potential of a wide range of layered ternary carbide and nitride Mn+1AXn phases as conductors in interconnect metal lines in advanced CMOS technology nodes has been evaluated using first-principles simulations. The resistivity scaling potential and cohesive energy of these compounds have been benchmarked against Cu and Ru for their transport properties and resistance against electromigration. The results indicate that numerous MAX phases show promise as conductors in interconnects of advanced CMOS technology nodes.
