Behavior and process of background signal formation of hydrogen, carbon, nitrogen, and oxygen in silicon wafers during depth profiling using dual-beam TOF-SIMS

Summary: This study experimentally investigated the behavior and mechanism of background signals during depth profiling of atmospheric elements using dual-beam TOF-SIMS on silicon wafers. It was found that the background signals of atmospheric elements are inversely proportional to the sputtering rate, mainly attributed to the accumulation of components through adsorption and ion bombardment in the pre-equilibrium state. Additionally, H2O dominates the background formation process of hydrogen and oxygen, while the background signal levels of carbon with respect to the sputtering rate show a different trend than other elements.

Non-destructive elemental depth profiling of Ni/Ti multilayers by GIXRF technique

Summary: This study utilized element specific GIXRF technique to investigate individual interface diffusion of Ni and Ti in the Ni/Ti multilayer, comparing the results with the more widely used GIXRR technique and revealing additional information on Ni and Ti diffusion. The research demonstrated that the non-destructive and relatively simpler GIXRF technique can be used for precise elemental depth profiling of multilayer structures.

Roles of Chloride Ions in the Formation of Corrosion Protective Films on Copper

Summary: Under certain conditions, chloride ions play a dual role in the formation of a polymerized [Cu-Cl-MBI](n) film, as confirmed by time-of-flight secondary ion mass spectrometry and focused ion beam microscopy analysis. Additionally, the formation of the inhibitor layer in NaCl solution showed outstanding resistance to degradation.

Matrix effects and ion implants need to be taken into consideration to achieve accurate results. Recommendations are provided for modifying data-reduction techniques for different SIMS conditions.
