MD simulation study on defect evolution and doping efficiency of p-type doping of 3C-SiC by Al ion implantation with subsequent annealing

Summary: Using molecular dynamics simulation, we studied the mechanisms of damage evolution and p-type doping efficiency during aluminum ion implantation into silicon carbide, revealing insights into recrystallization below the surface layer and the correlation between lattice damage and doping efficiency. Additionally, implantation-induced defects were found to hinder the doping efficiency, with higher implant doses leading to weaker correlation between lattice damage and doping efficiency under the same annealing conditions.
