Integrated series/parallel connection for photovoltaic laser power converters with optimized current matching

Experimental coupling process efficiency and benefits of back surface reflectors in photovoltaic multi-junction photonic power converters

Summary: This study experimentally quantified the efficiency of luminescence coupling in three-junction photonic power converters based on GaAs/AlGaAs rear hetero-junction subcells. The results showed a coupling process efficiency of 32% +/- 9% from top and middle subcells to the limiting bottom subcell. The observed coupling reduced the current mismatch induced by temperature changes from 4.4% to 1.6% under constant monochromatic illumination. Additionally, the implementation of back surface reflectors in the power converters improved device response at elevated temperatures by redirecting emitted photons towards upper subcells to reinforce luminescence coupling.

High current density tunnel diodes for multi-junction photovoltaic devices on InP substrates

Summary: The study demonstrates significant performance enhancement of InAlGaAs tunnel diodes lattice-matched to InP and grown by molecular beam epitaxy, achieved by lowering the growth temperature of the p-type tunnel diode layers. The diodes are transparent to certain wavelengths and compatible with InP-based multi-junction solar cells and photonic power converters. Incorporation of the tunnel diodes into a dual-junction photonic power converter test structure leads to a halving of the short-circuit current and a doubling of the open-circuit voltage compared to a single junction reference device under 1319nm laser illumination.

Intrinsic losses in photovoltaic laser power converters

Additionally, the highest efficiency of 46.0% was obtained at lower laser irradiation levels of 1.1 W cm(-2).

Multi-junction solar cells paving the way for super high-efficiency

Summary: High-performance solar cells, particularly multi-junction solar cells using different bandgap semiconductor materials, are considered a promising pathway towards achieving high power efficiency at low cost. III-V semiconductor materials have been shown to provide an effective system for fabricating multi-junction solar cells that can span the solar spectrum, with record efficiencies demonstrating their potential. Other materials like perovskites are also being explored for their lower manufacturing costs. The development and potential market applications of multi-junction solar cells, including III-V/Si, II-VI/Si, cadmium chalcogenide/Si, and perovskite/Si tandem solar cells, are discussed based on scientific and technological arguments.

Energy band adjustment of 808 nm GaAs laser power converters via gradient doping
