Epitaxy N-polar GaN on vicinal Sapphire substrate by MOCVD

Summary: In this study, a 1-μm thick N-polar gallium nitride thin film was successfully grown on a 2-inch vicinal sapphire substrate using metal organic chemical vapor deposition. The surface was shown to be smooth without any inversion domains, and the N-polar property was confirmed through potassium hydroxide etching and high-resolution transmission electron microscopy. The good crystalline quality was verified using X-ray rocking curves and photoluminescence.
