Optically Controlled Ferroelectric Nanodomains for Logic-in-Memory Photonic Devices With Simplified Structures

Summary: The study reports visible-light-induced ferroelectric nanodomain reversal in conductive vdW ferroelectric alpha-In2Se3, with promising application in optoelectronic memory devices. The novel prototype allows for device operation confined within a single material channel bridging its two electrodes, reducing complexities of construction. Additionally, universal OR and AND optical logic gates are demonstrated using alpha-In2Se3 memory devices, providing a new avenue for designing simplified structures of vdW material-based optoelectronic memories for dense device integration and next-generation computation.

High-Performance Computing-in-Memory Architecture Using STT-/SOT-Based Series Triple-Level Cell MRAM

Summary: In this article, a triple-level cell (sTLC) architecture based on STT and SOT switching mechanisms is proposed for MRAM design, allowing storage of 3 bits of data with a maximum of two writing steps. Simulation results show significant energy savings compared to previous structures, with fast reading and computing-in-memory (CiM) capabilities. The sTLC-based CiM MFA design shows superior performance with reduced transistor counts and equivalent energy efficiency compared to existing SHE-based designs.
