Selective p-Doping of 2D WSe2 via UV/Ozone Treatments and Its Application in Field-Effect Transistors

Sujeong Yang et al.

Summary: This study demonstrates a method to improve the electrical properties of 2D WSe2-based FETs by selectively treating them with UV/ozone, leading to self-limiting formation of WOx and area-selective p-doping in the WSe2 channels. The improved device performance includes significantly higher field-effect mobility and current on/off ratio, while maintaining p-type normally-off characteristics.

Interfacial Doping Effects in Fluoropolymer-Tungsten Diselenide Composites Providing High-Performance P-Type Transistors

Hyeonji Lee et al.

Summary: The study found that the fluoropolymer Cytop has p-doping effects on tungsten diselenides (WSe2), boosting hole current in Cytop-WSe2 field-effect transistors (FETs). Analysis using atomic force microscopy and Raman spectroscopy revealed the doping mechanism. Cytop also reduces electrical instability by preventing adsorption of ambient molecules on the WSe2 surface.
